The salt monster in Man Trap. What was scary about it was the monster could look like and act like anyone. The monster was also ruthless killing anyone for salt even when it did not have to.

The vampire cloud. It was all but unstoppable - in the end they had to blow half a planet away to kill the damned thing.

The giant amoeba from the Immunity Syndrome. The idea of a giant unstoppable space creature is always frightening. Like the Crystalline Entity from TNG.

The Talosians. Besides looking like talking scrotums, they locked people up and messed with their heads! Reminded me of school at the time.

The very first episode I saw as a child was 'The Man Trap'. Nancy Crater's salt monster scared the hell out of me. That totally hooked me on the show.
