Well over half of these so far, I don't recognize. Some are obscure, some are just not memorable.
Half of what I do recognize, are more Greek god figures of sadistic hatefulness without motivation. I don't even want to know why anyone would want to call them "favorite" anything. I want to be in a world without complete sadists. I have no use for sadists.
My favorite villains have at least some motivation. There have been some excellent picks here, villains with credible motivation, even if it is being "crazy" or "demented" (Psycho, Shining, e.g.) or being a motivated god or demi god (Loki e.g.) or one based on its animal instinct (Alien e.g.), and the sadist provided it isn't a "demi god" with anti motivation sadist. The nurse from Cuckoo is a good example of such a human sadist with no particular super powers.
I have lots of favorites. First one I thought of was Martin "my friend" Arlington from TARZAN AND HIS MATE, the most motivated and credible of film villains, perhaps, but many here have "classic film phobia" and will refuse to acknowledge him.
Still, most of the great ones are from the classic era, so I'm picking one from the actor who managed to get the most roles of credible, motivated villains, all with believable insecurities. I refer, of course, to the "man" himself, and had many to pick from. A dejected, rejected Union worker who loses his promotion to a foreigner and joins the clan, a naval commander who gets torpedoed by Jose Ferrer, a baby face mobster who is belittled by his own mother, and many more. But this one is his gem of gems. My one favorite villain, super high on credibility and motivation:

Awesome pick! But how is he a villain? He admires the methods of the hero. And when the hero is holding on to the heroine and trying to keep from falling off Mount Rushmore, this guy is kind enough to hold the hero's hand in place with his foot, and wait for help.
